MOSFETs for artificial intelligence (AI) servers and related power electronics offered by Infineon

MUNICH – Infineon Technologies AG in Munich is introducing the top-side-cooled (TSC) TOLT, TO-247-3, and TO-247-4CoolSiC metal oxide silicon field-effect transistors (MOSFETs) for artificial intelligence (AI) server power supplies, solar inverters, uninterruptible power supplies, Class D audio amplifiers, motor drives, and solid-state circuit breakers.
These MOSFETs offer rated voltages of 440 volts (continuous) and 455 volts (transient), and deliver improved thermal performance, system efficiency, and power density.
Compared to existing silicon technologies in 250- and 300-volt classes, CoolSiC G2 400- and 440-volt power electronics devices achieve as much as 50 percent lower conduction losses at operating temperatures of 120 degrees Celsius.
Improved efficiency
They offer flat R(DS(on) as a function of junction temperature, and feature significantly improved switching figures of merit, resulting in at least five times lower reverse recovery charge.
At the system level, CoolSiC G2 400 volts and 440 volts MOSFETs in a three-stage flying-capacitor CCM totem-pole PFC achieved as much as 0.4 percentage points higher peak power supply efficiency compared to a state-of-the-art interleaved two-level CCM totem-pole PFC, which translates into about 15 percent lower system losses at peak efficiency.
